在硅衬底上生长GaN取得了极大进展的基础上,本文创新性地提出了一种制备自支撑GaN衬底的新方法,即首先利用MOCVD,通过插入层和缓冲层技术在硅衬底上生长2μm的无微裂GaN薄膜;然后通过化学腐蚀的方法去除硅衬底,得到应力释放的GaN薄膜;最后在此薄膜上利用HVPE生长20-100μm的厚GaN薄膜,形成自支撑GaN衬底。
